The doping concentration was too low to involve tunneling, as shown in the band diagram in Fig. 11. I believe it was mentioned in the TFET review paper by Zhang and Seabaugh more as a tribute to predecessors. In addition, ambipolar characteristics are NOT unique to TFETs - in Stuetzer 1952, it was simply due to surface inversion at either side of the p-n junction. undo
